Samsung announced the launch of the world's first memory chip using 3D silicon via packaging technology in August last year, with a single DDR4 memory stick capacity of up to 64GB . Samsung recently announced that it will mass-produce 128GB memory chips, doubling the capacity of last year.

“We are pleased to mass produce our high-speed, low-power 128GB TSV DRAM , which will enable our global IT customers and partners to deliver next-generation enterprise solutions , ” said Joo Sun Choi, vice president of memory sales and marketing at Samsung Electronics .

It is reported that in this small memory chip, Samsung built 144 chips, forming 36 × 4GB DRAM packages, each package has 4 × 8Gb chips, so the capacity is 128GB . And the memory chip is manufactured using Samsung's most advanced 20 nanometer process, with a data transmission speed of up to 2400Mbps . Its role is that instead of using interconnect wire bonding, like the chip stacking in conventional chip packaging, the chip die is first finely ground and then connected vertically by passing holes with fine perforated electrodes. This improves signal transmission and coupled with the special design of the module, it optimizes the power consumption and performance of the module.

Samsung is researching 20 nanometer 8GB memory chips, and the data transmission speed will be gradually increased to 3200Mbps and 2667Mbps . In addition, Samsung will also apply silicon through-hole technology to high-bandwidth memory.
