[June 24, 2024, Munich, Germany] Infineon Technologies AG, a global semiconductor leader in power systems and the Internet of Things, recently launched the 600 V CoolMOS™ S7TA super junction MOSFET for automotive power management applications. S7TA is designed to meet the special requirements of automotive electronic components. Its integrated temperature sensor significantly improves the accuracy of junction temperature sensing based on the progress made in similar products for industrial applications (CoolMOS™ S7T), thus providing advantages that are critical to the automotive field, such as higher durability, safety and efficiency.
CoolMOS™ S7TA 600V QDPAK BSC
Like its industrial-grade counterparts, the automotive-grade CoolMOS™ S7TA is particularly suitable for solid-state relay (SSR) applications. It features excellent RDS(on) and sensing accuracy, which are critical for a wide range of automotive electronic devices that rely on efficient power management solutions. The integration of a superjunction MOSFET with an embedded temperature sensor in the same package improves the performance of the solid-state relay, allowing it to operate reliably even under very severe overload conditions, which is necessary for automotive applications with extremely high reliability requirements.
The S7TA’s embedded sensors offer 40% greater accuracy and 4x faster response times than standalone onboard sensors. These advances in temperature monitoring enable individual monitoring within multi-device systems, which improves reliability and prevents thermal issues that could cause system failure, which is important for automotive applications.

The optimized use of CoolMOS™ S7TA power transistors not only ensures excellent performance, but also enables precise control of the output stage. This precision is key to reducing power consumption and energy costs, which is a pressing issue in automotive applications, as efficiency directly translates into a car's range and operating economy. Compared to traditional electromechanical relays, CoolMOS™ S7TA achieves a significant reduction in total power consumption.
CoolMOS™ S7TA also improves the reliability of SSRs with a higher overcurrent threshold, reducing the possibility of failure. This robust switching solution lays the foundation for improved in-vehicle operating safety, and the more robust MOSFET extends the life cycle of automotive relays, thereby reducing maintenance and replacement costs.
The 600 V CoolMOS™ S7TA provides optimized solutions for potential applications where safety and functionality are critical in modern cars, such as critical components such as circuit breakers (including high-voltage battery disconnect switches, direct current (DC) and alternating current (AC) low-frequency switches) and high-voltage electronic fuses (HV eFuses).
Infineon also launched the EVAL_eFuse_PoC_400V_S7 proof-of-concept board, demonstrating the robustness and versatility of automotive electronic fuses and a reliable way to protect automotive electrical systems, with interchangeable power stages that can adapt to various operating conditions with different voltage levels and cooling methods.
Availability
The 600 V CoolMOS™ S7T is available now in both automotive and industrial grades in QDPAK TSC and BSC packages with an RDS(on) range of 17 to 40 mΩ. A 10 mΩ model will join the product family in the second half of 2024.
