Vishay Introduces Industry's First AEC-Q101 Qualified Dual-Piece Asymmetrical 12V and 20V MOSFETs for Synchronous Buck
Recently, Vishay announced the industry's first AEC-Q101-certified 12V MOSFETs in a two-chip asymmetric power package, the SQJ202EP and 20V MOSFETs, the SQJ200EP, which can save space and power in high-efficiency synchronous buck converters for automotive applications. The Vishay Siliconix SQJ202EP and SQJ200EP N-channel TrenchFET® devices combine high-side and low-side MOSFETs into a small 5mm x 6mm PowerPAK® SO -8L two-chip asymmetric package, with a low-side MOSFET maximum on-resistance of 3.3mΩ.
The 12V SQJ202EP and 20V SQJ200EP package two MOSFETs in an asymmetric package. The larger low-side MOSFET has a lower on-resistance, and the smaller high-side MOSFET switches faster, which can replace the lower-performance standard dual-chip devices. Standard devices will limit the use of the optimal MOSFET combination for high-current, high-frequency synchronous buck designs. Compared with using discrete devices, these two devices occupy less circuit board space and can achieve smaller PCB designs.
The devices released this time can operate at high temperatures of +175℃, meeting the durability and reliability requirements of automotive applications such as infotainment systems, in-vehicle information services, navigation and LED lighting. The SQJ202EP is well suited for applications with bus voltages ≤ 8V, with a maximum on-resistance of only 3.3mΩ for the low-side MOSFET of channel 2. The 20V SQJ200EP is suitable for applications with higher voltages, with a slightly higher maximum on-resistance of 3.7mΩ. Both devices have been 100% gate resistance and avalanche tested, are RoHS compliant, and are halogen-free.
Samples and production quantities of the SQJ200EP and SQJ202EP are available now, with lead times of twelve weeks for larger orders.
