Toshiba's latest discrete IGBT will significantly improve the efficiency of air conditioners and industrial equipment


Shanghai, China, March 9, 2023 - Toshiba Electronic Components and Storage Corporation ("Toshiba") today announced the launch of a 650V power factor correction (PFC) circuit [1] for large power supplies in air conditioners and industrial equipment Discrete IGBT---"GT30J65MRB" . This product starts shipping in bulk today.

Power semiconductor devices have been proven by the industry and are of great significance to energy conservation efforts, including helping to achieve carbon neutrality goals. As the application of frequency converters in air conditioners becomes more common in high-power industrial equipment and household appliances, and large power supplies for industrial equipment need to reduce power consumption, the demand for high-efficiency switching devices is also growing. This has created a need for low-loss switching devices and higher switching frequencies in PFC circuits.


Toshiba has introduced the latest processes in its new IGBTs. The optimized trench structure ensures an industry-leading[2] low switching loss (turn-off loss) of 0.35mJ (typ.)[3], which is approximately 42% lower than Toshiba’s current product GT50JR22[4]. In addition, the new IGBT also contains a built-in diode with a forward voltage of 1.2V (typ.) [5], which is approximately 43% lower than the GT50JR22 [5]. These improvements help significantly increase equipment efficiency.


For the air-conditioning PFC circuit using Toshiba's current product GT50JR22, its operating frequency is lower than 40kHz[6]. The GT30J65MRB is Toshiba's first IGBT for PFC below 60kHz[6], which can ensure higher operating frequencies by reducing switching losses (turn-off losses).


Toshiba will continue to expand its product lines to fully adapt to market trends and continuously improve equipment efficiency.
