Has anyone used GaN power devices? [Copy link]

 

Gallium nitride (GaN) material has a bandgap width three times that of Si material, a critical breakdown electric field 10 times that of Si, and a saturation drift velocity 2.5 times that of Si. In particular, the GaN-based AlGaN/GaN structure has a higher electron mobility, which enables GaN devices to have low on-resistance and high operating frequency, and can meet the requirements of the next generation of electronic equipment for power devices with higher power, higher frequency, smaller size and harsher high-temperature operation.

It can be seen that the performance of GaN is much better than that of previous power devices, but will GaN be used in general equipment applications? In what scenarios are GaN power devices generally used?

We have an idea to apply gallium nitride to motor drives. We want to find a 100V, 100A gallium nitride. We are still in the selection process. I wonder if any experienced colleagues can recommend a model?
