日前,据中国环氧树脂行业协会专家,专门介绍led环氧树脂(epoxy)封装技术。这位专家首先表示led生产过程中,所使用的环氧树脂(epoxy),是led产业界制作产品的重点之一。环氧树脂是泛指分子中,含有2个或2个以上环氧基团的,有机高分子化合物,除个别外,它们的相对分子品质都不高。环氧树脂的分子结构,是以分子链中含有活泼的环氧基团为其特徵,环氧基团可以位于分子链的末端、中间或成环状结构。由于分子结构中含有活泼的环氧基团,使它们可与多种类型的固化剂,发生交联反应而形成不溶、不熔的,具有三向网状结构的高聚物。led ic等为了维护本身的气密性,保护管芯等不受外界侵蚀、防止湿气等由外部侵入,以机械方式支援导线,有效地将内部产生的热排出,以及防止电子元件受到机械振动、冲击产生破损,而造成元件特性的变化,采用不同的形状和材料性质(掺或不掺散色剂),起透镜或漫射透镜功能,提供能够手持的形体。

led 用封胶树脂硬化温度及时间,是一个十分重要的课题。其要点包括以下几个方面:一般 led用封胶树脂硬化剂为酸无水物,其硬化温度约120~130 ℃;促进剂添加后其硬化时间缩短。关于硬化时间和歪之现象及硬化率,这位专家进一步表示:树脂之热传导率小,内部硬化热蓄积以致影响硬化率(反应率);内(硬化热)外(烤箱)高热disply case易变形。这位专家说必须重视另一点 ――树脂及硬化剂之配合比率及特性:硬化剂使用量视所需之特性而论;一般硬化剂配合比率少时,硬化物之硬度为硬且黄变;硬化剂配合比率多时,硬化物变脆且着色少。对于tg――玻璃转移点――及h.d.t.(热变形温度),专家继续介绍说了3个技术要点――测试方法:tma,dsc.b:二者之温差为2~3℃;添加充填剂后tg变高;环氧树脂电气特性(绝缘抵抗率与诱电体损损失率)之低下,与热变形温度一致为多。

用作构成管壳的环氧树脂,须具有耐湿性、绝缘性、机械强度,对led发出光的折射率和透射率高。选择不同折射率的封装材料,封装几何形状对光子,逸出效率的影响是不同的,发光强度的角分?也与管芯结构,光输出方式、封装透镜所用材质和形状有关。若采用尖形树脂透镜,可使光集中到led的轴线方向,相应的视角较小;如果顶部的树脂透镜为圆形或平面型,其相应视角将增大。发光二极管作为一种功率小、使用寿命长,能量损耗小的发光器件,在国内兴起有20年的时间;由于其特殊的性能优越性,正逐步取代原有的发光器件,使用在工业和民用的各个角落。尤其是随着人类能源的短缺,市场前景非常可观。近年来led在城市亮化工程、工业,及民用建筑等行业的应用范围越来越广。据中央电视台新闻联播报道,最近上海东方明珠电视塔,照明工程全部换成了led显示,既节省了能源又增强了美观度。专家表示,民用的发光二极管芯片,已经在国外研制成功,预见不久的将来家居装饰,也会用发光二极管来照明。
