Experimental results show that the series resistance, series inductance and parallel capacitance of the signal line are proportional to the length of the signal line at the same frequency. In view of the different lengths of the signal line between the pads and the inductor with different outer diameters, the same de-embedding structure will cause measurement errors, and different test de-embedding structures will greatly increase the chip area. For the first time, a proportional scaling method for the parasitic parameters of the signal line is proposed. A de-embedding solution for ground-shielded open-circuit test structures is proposed. The effectiveness of this method is verified by using a 01 35 four-layer interconnect CMOS process inductor tape-out. The de-embedded S parameter data of on-wafer tests is used for simulation tools. The inductor value is generally in the order of nH and can only be tested on-wafer using a probe station. In order to obtain the true parameters of the inductor, the parasitic parameters such as the pads and signal lines designed for the inductor test need to be picked off from the test data, ...
