S-Band Monolithic Four-Digital Controlled Phase Shifter [Copy link]

The circuit design, process and performance of the S-band monolithic four-bit digital phase shifter are described. The
phase shift network is composed of a high-pass and low-pass network of lumped elements and GaAs MESFET is used as the switch control device.
The S-band monolithic four-bit digital phase shifter is developed using the standard ion-implanted microwave monolithic integrated circuit (MMIC) manufacturing process of Nanjing Institute of Electronic Devices. The phase shifter
has excellent electrical characteristics such as high phase shift accuracy (RMS error less than 1°), good input and output standing waves (<1.4), and
low band. The chip size is 6.45
mm×1.4mm×0.2mm.
