This paper introduces a GaAs monolithic active phase shifter that can cover 1JI-}, L, S and C bands. The device is combined with a 900 hybrid coupling circuit to produce a phase shift from 0 to 90 in 11.25 steps. When used in a narrow band, the digitally controlled phase shift error is within 20, and when the frequency changes the phase from 1^-8GHz, the maximum phase error is no more than 5dB. The maximum amplitude change is no more than 2.5dB, and the chip size is 45X45X20 mils. The application of multi-band, multi-range phase shifters is discussed in this paper.
